H74
H74 is a two-component, thermally conductive epoxy adhesive designed for hybrid circuit assembly and semiconductor applications.H74 offers fast curing at relatively low temperatures with a reasonable working life, providing near-hermetic sealing and passing NASA low outgassing standards. It features a thermal conductivity of 1.3 W/mK, high volume resistivity, and a Shore D hardness of 90. This epoxy is suitable for die attach and substrate attach processes requiring electrical insulation and thermal management.
